MD/PhD is more competitive than regular MD. I can't speak for all medical schools but having a few friends who got into a MD/PhD program, their MCAT scores are higher than the school's median.
 
515+; your ECs are awesome and could easily make you a great candidate for schools like Harvard with those numbers. MD/PhD programs are tougher, but you've got those stellar ECs plus URM status.
