I used exactly what you said: two floor docs (both IM) and a research PI (not IM). I also used a committee letter created by my home hospital's department of medicine. This is an important letter because some programs will not interview you without one.
Don't forget outpatient clinic attendings you may have worked with. In general I felt like there was a closer working relationship in that setting vs. an inpatient service during my IM rotation. If I were going into IM I'd have for sure asked at least one primary care attending I was assigned to for a letter.
One letter should be your Department LOR (if your school has one)
One letter should be from someone who supervised you in your 3rd year clerkship
One letter should be from someone who supervised your SubI (assuming you do it early enough)
The last letter can be from anyone, including people outside of IM.
There are plenty of other possibilities, but this is the most common.
